    Title: 高性能 Au/NiMoP/PMMA 導電粒子製備之研究

    Abstract: 異方性導電膠膜(ACF)材料本身是由一定添加量之導電粒子均勻地分佈在有機樹脂中,使它具有導電功能,主要用於精細的覆晶技術(Flip Chip Technology)電極間連接,在各種電子產品的模組封裝技術,有著廣泛的應用。主要係將IC黏接於電路板(PCB)或玻璃基板(Glass)裝置,特別是微細線路的導通,其中又以液晶模組為主要之應用領域。本計畫的金屬化對象使用單分散PMMA高分子微球為內核,將以界面改質、微波照射活化法及化學鍍法為研究主軸,以製備NiP、NiMoP鍍層組成的核殼粒子,再經由置換鍍金形成Au/NiP、Au/NiMoP導電粒子,本研究製備的導電粒子將於界面改質、活化、無電鍍及置換金階段,將分別以SEM、TEM、XPS、EDS、TGA-DSC與施力-粉末阻抗分析等儀器,有系統地鑑定分析鈀微粒粒徑分佈、顯微結構、元素組成、鍍層結構、熱穩定性及粉末接觸電阻等多項分析,並製備出導電粒子之接觸電阻能達到0.1 mΩ之性能。
